Interface quality improvement of extreme ultraviolet multilayer reflective films based on dual-ion beam sputtering deposition process​

Abstract​

In the fabricatiotivity. To address this challenge, we propose a process portfolio that combines angular deposition with flood ion beam etching to enhance inn of Mo-Si multilayers, achieving smooth and sharp interfaces is critical for realizing high reflectivity in extreme ultraviolet (EUV) light, as atomic intermixing between adjacent Mo and Si layers along with microscopic interfacial fluctuations can significantly degrade EUV reflecterface quality. By utilizing stage modifications in dual ion beam sputtering, the incident angle of the sputtered atom flux during deposition and the parameters of the auxiliary ion beam for polishing can be precisely controlled to suppress intermixing and interfacial fluctuations. Experimental results show that the thickness of the intermixing layer is reduced to 0.6 nm, and interfacial roughness is suppressed to 0.2 nm using this approach. This method fundamentally improves the interfacial quality of Mo-Si multilayers and offers a practical solution for the fabrication of high-reflectance EUV optics.

Equipment Improvement​

The modified equipment in this paper is the "Tianji" dual-ion beam sputtering deposition system from Boton Optoelectronics Technology Co., Ltd., mainly used for laser film deposition. This system uses a bias sputtering configuration, with the ion beam bombarding the target surface at a 45° angle. The fixture system is a four-planetary motion mechanism capable of swinging at a small angle of ±15° along the vertical axis. To obtain an ultra-smooth, low-diffusion Mo-Si interface for ion beam sputtering deposition, the traditional small-angle swinging planetary fixture in the ion beam sputtering deposition system was modified into a 360° rotating orbital fixture, as shown in Figure 3. The modified fixture's swing axis is more centrally located relative to the auxiliary ion source, ensuring that ion beam irradiation covers the fixture surface at different rotation angles at different etching angles. This fixture motion control system not only enables adjustable deposition angles from 0 to 90° ( see Figure 3 (a)) but also meets the process requirements for 0 to 90° angled ion beam polishing ( see Figure 3 (b)), significantly improving process dimensions and controllability

The executive also shared a story with me. In 2022, when the U.S. announced sanctions on YMTC and required all engineers from U.S. equipment vendors supporting the company to withdraw immediately, those foreign engineers reportedly went to hotels in downtown Wuhan that same afternoon to apply for jobs at YMTC. They were all hired on the spot, reissued access badges by HR, and continued maintaining the same U.S.-made equipment they had previously supported.
Interesting . So those foreign engineers were from every other country except the US right? Since I know Biden came out with a law that forbade US citizens from working with this sanctioned companies . I wonder if those Chinese Americans working for this Chinese semi companies under sanctions left or most simply gave up their US citizenship to carry on working in China for these companies .

Since everyone is talking about YMTC, I noticed something interesting in this shared article about Huawei's latest AI Data center presentation.

Huawei just announced a SSD storage server with 11PB using only 2 rack units, making it the most dense SSD storage system in the world currently. In fact just a last week, Dell and Kioxia announced a 2U storage server with 9.8 PB of SSD, which they touted as "an “unprecedented breakthrough and a new benchmark for storage density in a 2U server.”

So if Huawei's new storage server uses YMTC, it would also mean YMTC's latest NAND chips are also best in class in terms of density.

Isn't moore threads using Imagination Technologies IP for their GPU?
MT has been blacklisted by the US commerce department and put into entity list in 2023. so they can't use any western IP.

Moore Threads built its graphics cards and AI accelerators on its own custom architecture called MUSA.

Isn't Moore Threads MTT S line of GPUs China's first fully self developed gaming GPUs? Is there a foreign component or foreign design on these GPUs that make the Lisuan one unique?
yes. MT was the first Chinese fully self-developed GPU.

Lisuan Tech made history by becoming the first Chinese GPU manufacturer to earn Microsoft's WHQL (Windows Hardware Quality Labs) certification for their LX 7G100 gaming GPU.. maybe in this regards they are talking about China's first fully self-developed GPU to actually pass the Microsoft certification.

and never take random Chinese media claim serious unless it came from authentic source.

Yeah saw this. This is by lisuan technology I posted on semi conductor thread, they obtained Microsoft certification fo their technology and standard(which is very difficult to get ), so their product is up to par by standard but still trails the other established players from AMD, micron, Nvidia, for example lisuan’s LX 12gb 7G100(which is still less advanced advanced/performant than Nvidia’s older 16gb GeForce RTX) go for $485, a price tag that is still very high for her performance . In comparison, the GeForce RTX 5060 which is above the LX 7G100, starts at $489 which is just $4 dollars more, and even that itself is already overpriced .
I really don’t understand why lisuan’s logic of pricing their first GPU equivalent to the established players ones, even though theirs still still trails the main established players . I don’t see them selling much of this when people still have access to more performant established GPUs already. They should have made their new GPU more cheaper/price competitive than the ones which have been in the market for a while to at least give a reason for new customers to try their product and make a name for themselves first before thinking of matching prices from established players. Anyway, I don’t think their method is a good strategy .
