Metasurface array for single-shot spectroscopic ellipsometry.

Abstract

Spectroscopic ellipsometry is a potent method that is widely adopted for the measurement of thin film thickness and refractive index. Most conventional ellipsometers utilize mechanically rotating polarizers and grating-based spectrometers for spectropolarimetric detection. Here, we demonstrated a compact metasurface array-based spectroscopic ellipsometry system that allows single-shot spectropolarimetric detection and accurate determination of thin film properties without any mechanical movement. The silicon-based metasurface array with a highly anisotropic and diverse spectral response is combined with iterative optimization to reconstruct the full Stokes polarization spectrum of the light reflected by the thin film with high fidelity. Subsequently, the film thickness and refractive index can be determined by fitting the measurement results to a proper material model with high accuracy. Our approach opens up a new pathway towards a compact and robust spectroscopic ellipsometry system for the high throughput measurement of thin film properties.

Optimization strategy for epoxy cross-linked molecular glass photoresist in EUV lithography.

Beijing National Laboratory for Molecular Sciences, Key Laboratory of Photochemistry, Institute of Chemistry.
Paul Scherrer Institute.

Abstract

The development of new resist materials is vital for fabrication techniques for next-generation microelectronics. A class of photosensitizer compositions with reactivity differences has been developed that can be used in epoxy cross-linked photoresist formulations for advanced microlithography techniques like extreme ultraviolet lithography (EUVL). With “PDN first, PAG second” combination strategy containing slow photolysis initiators (photoacid generator, PAG) and fast photolysis terminators (photodegradable nucleophile, PDN), photoresists produce photolithographic patterns with dense structure that are insoluble in the developer by epoxy cationic polymerization. This combination enhances chemical contrast between the exposed and non-exposed areas while eliminating the stochastic impact to get a lithographic structure with high mechanical strength. Lithographic formulations have been developed and tested in line-and-space patterning experiments using EUVL, and 18 nm half-pitch (HP) at a dose of 25.2 mJ·cm−2 with a line edge roughness (LER) of 2.8 nm was achieved by the combination strategy. This strategy offers the possibility of achieving higher resolution for photoresists based on a cationic polymerization mechanism.

Horizon Robotics J6's J6E taped out in March and expects to face the fiercest competition given the abundant of EVs that will need enough computation for Highway NOA.

J6P will be out later and expects to have 560 TOPS computation. It aims for the high end market

We need more of this so that the Chinese high-end EV sector won't be as dependent on NVIDIA. But these people at Horizon Robotics are really dumb in not having at least a dual sourcing strategy where they make some of their chips at SMIC or Hua Hong. They are just asking for trouble making every single chip at TSMC.

if needed, i'm sure they can get their chips taped out at SMIC whenever 7nm capacity becomes available.

I think Volkswagen is invested in them heavily so that helps them not get sanctioned too easily I think.
