Mathematician Chen Min has left Purdue University’s maths department to join the Eastern Institute of Technology, Ningbo as a full-time faculty member, the latest Chinese academic to return home from the US.

After ten years of hard work, scientists from Fudan University created the fastest flash memory ever. The write/erase latency of their PoX flash memory is 400 picoseconds, or 0.4 nanoseconds. That is more than an order of magnitude faster than the 14 nanoseconds latency of DDR5 DRAM.

人工智能时代,存储速度的最新极限在哪里?北京时间4月16日晚,复旦大学周鹏、刘春森团队在《自然》发表最新成果。团队花费10年时间研制的“破晓(PoX)”皮秒闪存器件,擦写速度达到亚1纳秒(400皮秒),是人类目前掌握的最快半导体电荷存储器件,这将重新定义现有存储技术的边界。

“相当于一眨眼的时间,超级闪存已经工作了10亿次,也就是在光走了12厘米的时间内,几千个电子已经储存完毕。”周鹏说。

文明的跃迁势必产生海量数据,从远古时代结绳记事到如今先进的电子存储技术,人类对信息存储速度的追求从未止步。

目前,速度最快的存储器均为易失性存储器,它们虽然速度快,但断电后数据丢失,难以在低功耗场景下应用。相比之下,以闪存为代表的非易失性存储器具备极低功耗优势,但却无法满足AI计算对数据极高速存取的需求。

破局之法在于一个关键的基础科学问题:信息的非易失存取速度极限。

自2015年起,周鹏、刘春森团队就开始尝试用二维材料去做闪存,提升其存取速度。十年后的今天,他们给出了“破晓”皮秒闪存器件这个超越极限的答案。

通过对原有理论框架的突破,团队构建了准二维高斯模型,从理论上预测了电荷超注入现象,这是“破晓”皮秒闪存器件的理论基础。超注入有什么特殊之处?它突破了传统注入规律的注入极值点,实现无限注入。“拿爬楼梯打比方,传统注入用脚走路,受总体力限制存在速度极限,而超注入则是坐上火箭飞上楼,不存在限制,速度也就提升上去了。”刘春森解释。

闪存作为性价比最高、应用最广泛的存储器,一直是国际科技巨头技术布局的基石。团队研制出的“破晓”皮秒闪存器件,触摸信息存储速度极限,助力AI大模型极速运行。而二维超注入机制也将非易失存储速度提升至理论极限。这一高速非易失闪存技术,有望改变全球存储技术格局,推动产业升级并催生全新应用场景,还为我国在相关领域实现技术引领提供强有力支撑。

Alibaba’s Damo Academy developed an AI mode called Damo Panda for the early detection of pancreatic cancer.
